Firstly,qualitative analysis of hexamethyl disilazane is carried out by mass spectrometry;then the exact location of silazane in the standard spectral library was identified;lastly quantitative analyze is made by gas chromatography.The repeatability and reproducibility of 60 hexamethyl silazane samples are analyzed by statistical tools (Minitab).The recovery of standard samples is in the range of 80%to 120%,and the pre-cision relative standard deviation RSD%<5%.
