以多模干涉耦合器为主体,通过载流子注入效应所引起的折射率改变来调整二重像之间的相位差,当折射率下降所引起的相位改变达到π相位时完成开关功能。在AlGaAs/GaAs/AlGaAs外延材料上,利用两步湿法腐蚀工艺,实际制作了2×2光开关并进行了测试。测试结果表明,工作在1.55μm波段,当注入电流达到160mA时,完成了开关功能。
以多模榦涉耦閤器為主體,通過載流子註入效應所引起的摺射率改變來調整二重像之間的相位差,噹摺射率下降所引起的相位改變達到π相位時完成開關功能。在AlGaAs/GaAs/AlGaAs外延材料上,利用兩步濕法腐蝕工藝,實際製作瞭2×2光開關併進行瞭測試。測試結果錶明,工作在1.55μm波段,噹註入電流達到160mA時,完成瞭開關功能。

Aim at carrier injection type Mach-Zehnder Inferences optical switch, the output adjustable 3dB opti-cal coupler is introduced to compensate the absorption loss ofπphase shift by carrier injection and improve the cross-talk of the optical switch. The crosstalk induced by the absorption is calculated by using transfer matrix method, and the improved crosstalk due to the output adjustable 3dB coupler is calculated meanwhile. The results show that the adjustable 3dB coupler efficiently compensates the loss of the phase shift arm and improve the crosstalk of the opti-cal switch.
