为满足国家±1100 kV特高压直流的应用需求,适应换流阀用晶闸管向更高电压等级、更大电流容量、更高可靠性发展趋势,基于中国南车现有6英寸晶闸管成熟技术基础,通过计算机仿真与试验相结合的方法,优化晶闸管芯片结构设计,改善了晶闸管芯片边缘电场分布和电压稳定性,改善器件内部热分布与外部散热,提高了晶闸管电流容量;优化晶闸管芯片放大门极结构设计,改善了器件的动态特性;采用先进的电子辐照技术,通过试验优化辐照工艺,进一步改善了晶闸管静态参数与动态特性折衷关系;研究开发出6英寸5000 A/8500 V晶闸管,器件的所有静、动态参数达到设计指标,通过了可靠性试验,满足±1100 kV特高压直流输电换流阀的应用要求。

To meet the demand of application in ±1 100 kV ultra-high voltage direct current (UHVDC) transmission and adapt to the development tendency of higher voltage, higher current capacity and higher reliability for the converter valve thyristors, based on the existed technology of 6-inch thyristor in CSR and using the method of computer simulation and trial production and test, the electric field distribution of thyristor chip edge, voltage stability, the device’s internal thermal distribution and external heat dissipation, as well as the thyristor current capacity have been improved by means of optimizing thyristor chip structure design. What is more, optimizing the design of thyristor chip’s amplifying gate improves the device’s dynamic characteristics. Furthermore, the trade-off between the thyristor static parameters and dynamic characteristics has been achieved when the advanced electron irradiation technology had been adopted and irradiation process had been optimized. The 6 inches 5 000 A/8 500 V thyristor devices, CSR researched and developed, meet all static and dynamic parameters and pass the reliability test, which can satisfy the application requirements of ±1 100 kV UHVDC converter valves.
