高线性度混频器是大动态接收系统的关键器件,其线性度的提高有利于扩展接收系统动态范围。通过对二极管混频器的非线性分析,从理论上推导出增加二极管数量可以提高混频器线性度。基于理论分析结果,采用GaAs pHEMT工艺,设计了一款高线性度双平衡混频器,射频频率0?03~3 GHz,对应本振频率3?95~6?92 GHz,中频输出频率3?92 GHz,输入三阶截点大于25 dBm,本振到中频、本振到射频的隔离度均大于37 dB,单片面积1?5 mm×1?1 mm。

Highly linear mixer is the key component of high dynamic receiving system. Improvement of linearity is in favour of extending the dynamic range of the system. A method of improving the linearity of mixers by increasing the amount of diodes is inferred theoretically by means of the nonlinear analysis of diode mixers.Based on the result of theoretical analysis,ahighly linear double balanced mixeris designed using a GaAs pHEMT process,operating in the frequency range from 0.03~3 GHz.The corresponding local oscillator frequency is 3.95~6. 92 GHz. The mixer can achieve an input third order intercept point greater than 25 dBm at a fixed intermediate frequency of 3.92 GHz,while LO to IF and LO to RF isolation are both larger than 37 dB.The chip size is 1.5 mm×1.1 mm.
