锥形半导体激光器具有不同于普通条形半导体激光器的优异性能。采用脊形波导和锥形功率放大器,并首次采用双八字形隔离槽抑制脊形区和锥形区周围的光反馈,且优化设计了外延片波导结构,实现了激光器高亮度、高光束质量的光输出。锥形激光器在输入电流为7A时输出功率达到3.5W,光束质量M2维持在2.5左右,出射光束垂直发散角为40°,水平发散角为3.9°。基于器件发散角比较小的优点,利于在后期光纤耦合时具有比较高的耦合效率。

Tapered semiconductor lasers have more excellent properties which are different from the common broad area semiconductor lasers. In this thesis, we introduce the ridge-waveguide structure, the tapered power amplifier, and we firstly adopt the isolation groove of the shape of the double eight to restrict the light feedback around the ridge and ta-pered section. In addition,the waveguide construction of the epitaxy is optimal designed. We realize the light output of the high-brightness and high beam quality. A output powers of 3.5W were measured at a injected current of 7A, the beam quality parameter M2 maintain 2.5 around, the vertical divergent angle is 40° , the horizontal divergent angle is 3.9°. Because of the low divergent angle,there would be higher coupling efficiency for the optical fiber coupling late.
