采用0.18μm CMOS工艺设计并制造了一种集成压力传感器。压力传感器单元由可移动上电极、介质膜及固定下电极组成,并由牺牲的金属层获得空气间隙。集成接口电路采用反相器替代传统开关电容放大器中的运算放大器,有效降低了电源电压,极大的降低了整体功耗。后期测试结果显示,所设计的集成压力传感器线性度高,温度稳定性好,在1.0 V电源电压下获得11.5 bits有效位数,仅消耗8.9μW功率。

Abstratc:An integrated capacitive pressure sensor based on 0.18μm CMOS technology was manufactured.The pressure sen-sor part consists of a movable top-electrode,a medium membrane and a fixed bottom-electrode.The air gap of the membrane was fabricated by sacrificing the metal layer T.he integrated interface replaces the operational amplifier in conventional designs by the inverter,resulting in lowing supply voltage and power dissipation.The measurement results show the proposed pressure sensor a-chieves 11.5bits ENOB under power supply voltages of 1.0 V and consumes 8.9μW power with excellent linearity and tempera-ture stability.
