利用第一性原理赝势方法计算了不同浓度 Bi 元素掺杂 SiC（掺杂浓度分别为1/8、1/16、1/32）的电子能带结构、态密度、布居分析和差分电荷密度。计算结果表明，随着Bi元素的掺杂，SiC 的能带结构发生了变化，带隙宽度逐渐减小，费米能级越过导带，表现出 N 型半导体的特征；相应位置的Si原子和Bi原子的正电荷逐渐转移到了C原子上，说明Bi元素的掺杂破坏了Si、C之间的共价键。
利用第一性原理贗勢方法計算瞭不同濃度 Bi 元素摻雜 SiC（摻雜濃度分彆為1/8、1/16、1/32）的電子能帶結構、態密度、佈居分析和差分電荷密度。計算結果錶明，隨著Bi元素的摻雜，SiC 的能帶結構髮生瞭變化，帶隙寬度逐漸減小，費米能級越過導帶，錶現齣 N 型半導體的特徵；相應位置的Si原子和Bi原子的正電荷逐漸轉移到瞭C原子上，說明Bi元素的摻雜破壞瞭Si、C之間的共價鍵。
이용제일성원리안세방법계산료불동농도 Bi 원소참잡 SiC（참잡농도분별위1/8、1/16、1/32）적전자능대결구、태밀도、포거분석화차분전하밀도。계산결과표명，수착Bi원소적참잡，SiC 적능대결구발생료변화，대극관도축점감소，비미능급월과도대，표현출 N 형반도체적특정；상응위치적Si원자화Bi원자적정전하축점전이도료C원자상，설명Bi원소적참잡파배료Si、C지간적공개건。
The electronic band structure, Density of state, Mulliken Charge population and Electron density dif?ference of 3C-SiC in different doped concentration (undoped, 1/8-doped, 1/16-doped and 1/32-doped) are calcu?lated by the first-principles pseudo-potential method. Calculation results show that with the Bi element had been doped, the electronic band structure of SiC was changed, the band gap was decreased, the conduction band was tran?sited by the Fermi level and exhibited characteristic of N-type semiconductor; Si and Bi positive charge gradually transferred to the C atom, which is that the covalent bond between Si and C was damaged by the Bi element doping.
