为研究寿命分解对 ZnO 缺陷寿命影响,模拟了 ZnO 中空位浓度在1015~1018 cm-3的含 Zn 空位、Zn 空位氢复合体、Zn+O 双空位的 ZnO 正电子寿命谱并进行拟合分解。结果表明:当存在多于1种空位型缺陷浓度时,正电子寿命谱仍能很好地分解成2个寿命成分;当多于2种缺陷同时存在时,2个寿命拟合分解出的正电子寿命将出现虚拟寿命;仅利用体寿命模型评价正电子寿命谱分解过程是否合理并不十分可靠,需结合具体情况来判断拟合分解的结果是否具有物理意义。本文研究结果有助于在数据处理上分析 ZnO 中存在的具有争议的正电子体寿命及空位寿命。

위연구수명분해대 ZnO 결함수명영향,모의료 ZnO 중공위농도재1015~1018 cm-3적함 Zn 공위、Zn 공위경복합체、Zn+O 쌍공위적 ZnO 정전자수명보병진행의합분해。결과표명:당존재다우1충공위형결함농도시,정전자수명보잉능흔호지분해성2개수명성분;당다우2충결함동시존재시,2개수명의합분해출적정전자수명장출현허의수명;부이용체수명모형평개정전자수명보분해과정시부합리병불십분가고,수결합구체정황래판단의합분해적결과시부구유물리의의。본문연구결과유조우재수거처리상분석 ZnO 중존재적구유쟁의적정전자체수명급공위수명。
To investigate the influence of lifetime spectra decomposition on the positron lifetime of ZnO,positron lifetime spectra of ZnO having defects of Zn vacancy,Zn-vacancy-hydrogen complex,Zn+O divacancy with concentrations from 1015 cm-3 to 1018 cm-3 are simulated.The obtained lifetime spectra is well decomposed into two components even if more than one type of defect exist.The two lifetime components fitting will yield artificial positron lifetime components in more than two type of defect sys-tems.The bulk lifetime model for evaluating the validity of lifetime spectra decomposition alone is not reliable,and will lead to improper interpretation of positron lifetime components.The present work is helpful to analyze controversial positron lifetimes of bulk and vacancies in ZnO from the viewpoint of lifetime data treatment.
